Hands-on involvement in R&D or mass production ramp-up of technologies such as 2.5D/3D packaging, TSV, or Hybrid Bonding is essential. A deep understanding of advanced packaging process flows, reliability testing standards, and failure analysis methodologies is required, as well as the ability to translate complex process knowledge into structured data requirements and evaluation standards.
